2015 年 4 月 17 日(五) 早上 10 點在臺灣大學藝文中心雅頌坊舉行第 8 屆 (2014) 杜聰明獎頒獎典禮,科技部徐爵民部長、宏博基金會 Enno Aufderheide 秘書長、德國在台協會歐博哲處長、臺灣大學張慶瑞副校長等進百位貴賓蒞臨現場參與盛會。本屆得獎人為 Prof. Dr. Ing. Rainer Waser 以及 Prof. Dr. Claudia Felser 兩位德國學者。

科技部前身之國科會在 2006 年設立「杜聰明獎」,並於同年九月與德國宏博基金會(Alexander vonHumboldt, AvH)聯合簽署「杜聰明-宏博研究獎」協議,透過交互頒獎方式表揚對方國家優秀之學者專家,並鼓勵獲獎人與對方國家的學者專家進行合作研究,希望透過設立學術研究獎之合作,有效增進台灣與德國間之學術交流層級與深度,並能提升我國於國際學術界的能見度與地位,更有助於台灣獲獎學者在學術領域獲得國際認可。

臺大物理系客座副研究員林育中特別針對此次獲獎研究相關領域spintronics 自旋電子學目前世界趨勢與台灣研究發展現况提供專論如下:

自旋電子學的發展現況

一個電子基本上有兩個特性可以被應用於電子元件中:電荷及自旋 (spin) [1]。電荷大家比較熟悉。至於自旋,可以將電子想像成一個自轉的電荷球。因為轉動的物體具有角動量 (angular momentum),自旋就是一種角動量,有大小也有方向,是個向量。而移動的電荷就是電流,根據畢奧 - 薩伐爾定律 (Biot-Savart Law) [2],電流會產生磁場,因此電子可以把它想像成一塊小磁鐵,而這磁鐵的磁矩 (magnetic moment) 正比於其自旋。所以自旋與磁的現象有關。這大概是自旋能以古典的方式類比的最大極限。其實自旋是一種量子現象,它的很多的行徑是無法以古典的方式做類比的。

過去的微電子學都只是利用電子來產生、傳遞、處理以及儲存訊息。自旋的特性以前沒有被充份利用是因為自旋的方向不是守恆量,比較難以利用它來產生、傳遞處理以及儲存訊息。隨著物理學的進展,現在對自旋的暸解及掌握較精確,其技術已開始被應用到電子設備,包括磁碟的讀取利用巨磁阻 (GMR [3]; Giant Magneto Resistance,2007 年獲物理諾貝爾獎題目。卻早自 1996 年開始量產)、穿隧磁阻 (TMR [4];Tunnel Magneto Resistance,2005 年開始量產) 大幅提高磁碟的儲存密度、利用霍爾效應 (Hall Effect [5])、各向異性磁阻 (AMR [6]; Anisotropic Magneto Resistance)、巨磁阻、穿隧磁阻來設計、製造手機及未來所有行動裝置必備的電子羅盤 (E-compass)中的磁阻感測器 (magnetoresistive sensor) 等。研究如何以自旋的特性於電子裝置的應用就叫做自旋電子學。可以說現在每個人的身上、生活及工作環境都至少有數個自旋電子學元件。而且在以後的日常生活中,自旋電子學元件的數目會迅速增加,特別是在物聯網 [7] 的領域,譬如在智慧電網 [8] 中,前述的磁阻感測器就可以應用於電流的偵測。

於傳統半導體的領域中,自旋電子學首先被應用於記憶體。磁阻隨機存取記憶體 (MRAM [9]; Magnetoresistive Random Access Memory) 由於其非揮發性、高可靠性、低能耗、抗幅射等特性,首先被應用於航太、高端汽車零件等的應用,目前已進入量產、商業應用的階段。

磁阻隨機存取記憶體的進化版自旋轉矩移轉隨機存取記憶體 (STT RAM [9]; Spin-Torque Transfer Random Access Memory) 由於其較較磁阻隨機存取記憶體所需寫入電流為低、尺寸較小,預計在未來兩年內會被導入半導體製程,首先應用於嵌入式動態隨機存取記憶體 (embedded DRAM) 及嵌入式靜態隨機存取記憶體 (embedded SRAM)。特別是中央處理器 (CPU) 中需要各級的高速緩存 (cache),而未來動態隨機存取記憶體難以隨製程繼續微縮,嵌入式自旋轉矩移轉隨機存取記憶體將可望填補此一空缺。目前全世界半導體大廠,包括生產中央處理器的以及代工的半導體廠無不戮力以赴於此方向的研究。

短期間內自旋轉矩移轉隨機存取記憶體在寫入電流、熱穩定性、數據保留時間等諸種因素的權衡下,記憶體單元尚無法達到理論的最佳值 ,因此記憶體單元的尺寸尚無法與動態隨機存取記憶體相比。但由於自旋轉矩移轉隨機存取記憶體的一些工作特性較動態隨機存取記憶體為佳,有可能在未來 3~5 年內在某些市場區位以單獨 (stand alone) 的記憶體產品方式出現。另外,如果在數據保留時間以及三維製程上有所突破的話,也有可能切入快閃記憶體的市場。

但是自旋電子學於半導體的應用不只於記憶體。十幾年前磁阻隨機存取記憶體出現時,當初就指出也可以應用於邏輯的運作,亦即它也可能被應用於電晶體。現在投入於自旋轉矩移轉隨機存取記憶體研發的大廠,也都將觸角延伸到邏輯運作的領域。一個可能的圖像是自旋電子學立足在現有的半導體基礎上,先以嵌入式元件的方式切入積體電路,然後由於其工作特性的改良以及尺寸的微縮,逐漸擴散到更大的應用範圍。可以想像的自旋電子學目標是以自旋來傳遞訊息,而不是像目前的半導體以金屬線傳遞電子。後者有焦耳效應 (Joule effect [10]),是目前各種電子裝置能耗的主要原因之一。所以自旋電子學不是單一的產品技術,而是一種產業技術,有可能在未來引發典範轉變 (paradigm shift)。

自旋電子學元件較傳統半導體元件較優良的特性較主要的有:

低能耗:如前所述,自旋在傳遞時能耗較低。另外,以自旋電子學元件在操作時改變狀態所需的能量僅為翻轉磁矩的能量,較一般電子學元件操作能耗要低。所以自旋電子學為一節能技術。

可靠性 (reliability) 高:一般電子學元件操作時,可能因電流經過而逐漸損耗元件材質。自旋電子學元件操作時,主要涉及電子自旋轉矩的轉動,不會牽涉到原子結構的破壞或重組,所以可靠性高。這也是為什麼自旋轉矩移轉隨機存取記憶體在與諸多新型記憶體如相變記憶體 (PCM [11]; Phase Chang Memory)、電阻隨機存取記憶體 (RRAM [12];Resistive Random Access Memory) 等比較時能脫穎而出的原因之一。

與傳統電子學、半導體產業相較,自旋電子學與基礎科學的研究仍然維持密切的關係。以自旋轉矩移轉為例,目前仍然是頂尖學術期刊如《Nature》、《Science》等的熱門題目,主要原因是自旋轉矩移轉隨機存取記憶體工作特性的持續改善有賴於新材料、新工作機制的引入。新材料譬如拓樸絕緣體 (topological insulator [13])、二維材料 (2-D materials [14]) 等。因為在基礎科學的研發又能同時帶動新產業的發展,除了傳統的半導體大廠之外,許多國家是傾國家之力,設立自旋電子學研究中心推動此領域的快速發展,包括美國、大陸、俄羅斯、日本、德國、法國、西班牙、新加坡等。台灣有電子與半導體產業,對於此剛揭幕的科技與科學競爭有基礎的優勢,也沒有理由缺席。

本屆杜聰明獎二位得獎者簡介

※ Prof. Dr. –Ing. Rainer Waser

Rainer Waser is Professor at the faculty for Electrical Engineering and Information Technology at the RWTH Aachen University and director at the Peter Grunberg Institute at the Forschungszentrum Julich (FZI), Germany.

In 1984, he received his PhD in Physical chemistry from the University of Darmstadt, and worked at the Philips Research Laboratory, Aachen, until he was appointed professor in 1992. His research group is focused on fundamental aspects of electronic materials and on such integrated with major semiconductor industries in Europe, the US, and the Far East. He has organized international conferences and has published about 560 technical papers. Since 2003, he has been the coordinator of the research program on nanoelectronic systems within the Germany national research centres in the Helmholtz Association. In 2007, he has been co-founder of the Julich-Aaschen Research Alliance, section Fundamentals of Funture Information Technology (JARA-FIT). He received numerous awards, including Gottfried-Wilhelm-Leibniz Prize(2013) and Tsungming Tu Award(2014).

Prof. Claudia Felser studied chemistry and physics at the University of Cologne (Germany) and completed her doctorate in physical chemistry there in 1994. After postdoctoral fellowships at the MPI in Stuttgart and the CNRS in Nantes (France), she joined the University of Mainz and became a full professor at the University of Mainz (Germany) in 2003. She was a visiting scientist at Princeton University (USA) in 1999 and at Stanford University in 2009/2010 and a visiting professor at the University of Caen (France). In Dec. 2011, she became director at the Max Planck Institute for Chemical Physics of Solids in Dresden (Germany). She was the chair of the research group “New Materials with High Spin Polarization” and the director of the Graduate School of Excellence “Materials Science in Mainz” of the German Science Foundation from 2007-2012. She is a fellow of the American Physical Society and the Institute of Physics, London.

Her recent research focuses on the rational design of new materials for spintronics and energy technologies such as solar cells, thermoelectric materials, topological insulators and superconductors. She has published more than 300 papers, and has given more than 150 invited talks. Especially during the recent years her papers became highly cited, more than 9000 times.

The main reason for the nomination and eventually becoming the grantee of Tsungming Tu award is her recent achievement on Heusler compounds, a class of materials with many outstanding properties ranging from the half metals for spintronics to the multifunctional topological insulators for future quantum computing.
